3/2/3 FCBGA+Stacked Via mass production
PPt had developed high level technology of FCBGA with 3 stacked via for the demands of high performance product. This technology had gotten into mass production in Q2/2005, and had shipped out over ten million pieces till now. It could apply to every kind of high performance product, including CPU, GPU, Game console, Lead free...etc. |

Lead Free FVBGA (Pure Tin) mass production
In order to meet with the RoHS to forbid using harmful substances, PPt had developed technology of metal finish (BGA & SMT) with pure Tin. This technology had gotten into mass production in Q3/2005, and had shipped out over ten million pieces till now.The product composition is C4 bump with Sn/Pb, SMT with Pure Tin, BGA with Pure Tin. |

Fine L/S=20/20μm mass production
In order to meet with the demands of high performance product, PPt had developed advanced technology of L/S = 20/20um (SAP) applied to Flip Chip. This technology had gotten into mass production in Q1/2005, and had shipped out over ten million pieces till now.It could apply to the products of CPU, GPU, Game console...etc. |
