SPOP® Technology mass production
In order to meet with demand of high performance products (Fine bump pitch,
High bump Count), SPOP® had gotten into
mass production in 2008 and certificated by the customers. It could apply to every kind of high performance product, including CPU, GPU, Game console, and Lead free products...etc.

FCBGA Bump Pitch 160 and 150um mass production
In order to meet the requirement of fine bump pitch, PPt had developed the technology and shipped over 10KKpcs from Q3/2008.

FCBGA L/S=18/18 mass production; L/S=14/14 under developing
In order to comply with the request of high performance products, PPt had developed the technology of L/S= 18/18 in FCBGA products. At the same time, L/S=14/14 is under developing. |
